World’s smallest self-protected MOSFET

Occupying 85% less board space than SOT2223 packaged parts the new self protected MOSFET from Diodes Inc is ideal for use in motor control, lamp driver and solenoid driver application and in sensors and other space restricted applications.

Continuing investment in innovative silicon and packaging technology has enabled Diodes Inc to introduce the world’s smallest fully self-protected low side MOSFET. Packaged in the 2.3mm x 2.8mm footprint ‘flat’ SOT23F package, the IntelliFET™ ZXMS6004FF requires 85% less board space than incumbent 7.3mm x 6.7mm footprint SOT2223 packaged parts yet due to its wider body, offers superior thermal performance. Ideal for motor control, lamp driver and solenoid driver application the new device also opens the door to the integration of self-protected MOSFETs in sensors and other space restricted applications.

Integrating ESD, over voltage, over current and over temperature protection into a single thermally efficient package, the ZXMS6004FF protects both itself and the load and makes a major contribution to reducing component count, PCB size and overall system cost. The ZXMS6004FF delivers a package power density three times that of its much larger packaged counterparts and with an on-state resistance of just 500mΩ, keeps power dissipation to an absolute minimum. The device has a continuous current rating of 1A and being tolerant of 60V load dump transients, is qualified to the AECQ101 standard,.

The ZXMS6004FF can be driven off either a 3.3V or 5V logic level input, making it ideal for directly interfacing to microcontrollers and other TTL outputs. The logic input is ESD protected, with a 4kV rating (human body model).
